New 600V super junction MOSFETs improve thermal performance, reduce switching losses, and simplify second-source replacement, enabling compact, efficient power designs for AI servers, industrial systems, and inverters.

Growing power demands in AI infrastructure and industrial electronics are driving the need for power semiconductors that deliver higher efficiency while fitting into increasingly compact designs. Addressing this requirement, ROHM has introduced its R60xxXNx series and PrestoMOS™ R60xxWNx series of 600V Super Junction MOSFETs, expanding its high-voltage MOSFET portfolio with new surface-mount options designed for improved thermal management and lower power losses.
The new devices are offered in compact DFN8080-5L (8.0 × 8.0 × 0.85 mm) and TOLL (11.68 × 9.9 × 2.3 mm) packages, enabling designers to achieve higher power density while maintaining efficient heat dissipation. These packages target applications where board space is limited but power handling requirements continue to rise, such as AI server power supplies and industrial power conversion systems.

A key design enhancement is the adoption of a 3V to 5V gate threshold voltage, matching the range commonly used by standard MOSFETs. This allows the devices to integrate more easily into existing power supply designs without requiring major circuit modifications. ROHM has also improved the MOSFETs’ admittance characteristics, enabling faster gate response and reducing switching losses compared with the company’s previous R60xxYNx and PrestoMOS™ R60xxVNx families.
To reduce procurement risks, the MOSFETs use industry-standard package footprints that support multi-sourcing strategies and simplify replacement of existing devices. This compatibility allows manufacturers to qualify alternative suppliers without redesigning printed circuit boards, an increasingly important consideration for supply chain resilience.
The product family includes 21 models in the high-speed switching R60xxXNx series and 11 models in the PrestoMOS™ R60xxWNx series, which are optimized for faster reverse recovery to minimise switching losses in inverter-based systems. Designers can therefore select devices prioritising either compatibility or maximum efficiency depending on application requirements.
The MOSFETs are intended for AI server and data centre power supplies, industrial and consumer power converters including LLC, PFC and flyback topologies, as well as motor drives and inverter systems used in fans, air conditioners, AC servo systems and other industrial equipment. ROHM has also indicated plans to expand the portfolio with 650V and next-generation Super Junction MOSFET products.
