Power Modules Target Lower Losses Without Redesign

Can power conversion efficiency improve without changing the board? A 650 V module family combines lower losses with a drop-in package.

Vishay Intertechnology has introduced four power modules using 650 V superjunction MOSFETs in the SOT-227 package, targeting lower conduction and switching losses in industrial power-conversion systems. The devices are available in single-switch and low-side chopper configurations.

The modules use superjunction MOSFET technology designed to balance on-resistance and gate charge. This trade-off allows designers to reduce conduction losses while retaining fast switching performance, which can improve overall power-conversion efficiency.

Three devices, VS-FC50SA65, VS-FC100SA65, and VS-FC150SA65, use a single-switch configuration with nominal current ratings of 50 A, 100 A, and 150 A, respectively. The fourth, VS-FC50LA65, is a 50 A low-side chopper that integrates a 650 V SiC diode.

The devices have typical RDS(on) values ranging from 14.8 mΩ to 45 mΩ, with gate charge values from 167 nC to 508 nC. They operate across a temperature range of -55°C to +150°C, supporting applications where power electronics must operate under demanding thermal conditions.

The SOT-227 package is also intended to simplify upgrades in existing designs. Since the modules use an industry-standard package and are positioned as drop-in replacements for competing solutions, designers can improve the power stage without redesigning the PCB.

The modules are intended for DC/DC converters and DC/AC inverters used in solar power systems, hydrogen generation and fuel cells, HVDC infrastructure, charging stations, switch-mode power supplies, welding equipment, UPS systems, rail power supplies, lighting, and medical imaging equipment.
